The high-frequency modulation characteristics in 1.5 μm compressively strained multiquantum well (MQW) lasers with a large number of wells (Nw = 20) are measured using an optical modulation technique. The damping K factor and differential gain are improved by increasing the number of wells. The nonlinear gain coefficient is nearly the same. For a 20 well MQW laser with 1.5% strain, the 3 dB bandwidth is estimated to be 29 GHz at 15 mW output.
