47.1: Invited Paper: 638nm Laser Diode for RGB laser Projection

We report the design, fabrication and characterization of tensile‐strained GaInP quantum‐well single‐emitter 638‐nm lasers for RGB laser projection. P‐side‐down submounted multimode lasers with 105μm stripe width produce 2.14 W and 1.73 W at environmental temperature of 20 and 40 Celsius, respectively, limited by the catastrophic optical damage on front facet. Efficiency reaches 37.7% at room temperature. The characteristics temperature T0 is 62 K. Long‐term life test shows that the lasers are stable and reliable, suitable as 1W red source for RGB laser projection.
