450 GHz millimetre-wave signal from frequency tripler with heterostructure barrier varactors on gold substrate

The fabrication technique and measurement of whisker-contacted heterostructure barrier varactors on gold substrate is reported. The gold substrate provides reduced parasitic losses and improved heatsink capabilities, which increase the efficiency of the frequency multipliers based on these devices. Preliminary measurements have shown an output power of 80 /spl mu/W and efficiency of 0.05% at an output frequency of 450 GHz.
