High temperature operation of 1.3 µm narrow beam divergence tapered-thickness waveguide BH MQW lasers

A CW operation up to 120°C was achieved for 1.3 µm tapered-thickness waveguide BH MQW lasers. The device showed a narrow beam divergence of ~10° and a low threshold current of 22.2 mA at 85°C.
