A 1GHz, 1.5V Monolithic LC Oscillator in 1-μm CMOS

The feasibility of implementing a monolithic CMOS oscillator is investigated. Back-etching the substrate under the inductor spiral on chip can improve its quality factor substantially, resulting in an LC oscillator running at 985MHz while consuming 11mA from 1.5V.
