High power, high efficiency vcsel arrays with narrow emission spectrum

We present details of the performance of VCSEL arrays producing cw powers in excess of 80W from a 5mm by 5mm array with power densities greater than 320W/cm2. The power conversion efficiency (PCE) of the arrays was more than 32%. Spectral width of the emission at 976-nm was less than 2-nm FWHM over the entire operating range indicating that the total temperature variation over the array was less than 3 degrees C with all elements driven in parallel.
