K/Ka-BAND MMIC AND PHEMT FOR SATELLITE COMMUNICATIONS

A Ka-band monolithic low-noise Variable Gain Amplifier (VGA) MMIC, a K-band monolithic Medium Power Amplifier (MPA) MMIC, a K-band monolithic HJgh Power Amplifier (HPA) MMIC, and a K-band high power pseudomorphic HEMT (PHEMT) have been developed for Ka band satellite communications. The VGA MMIC has achived the noise figure of less than 2.0 dB with an associated gain of 29 dB and the wide gain control range of more than 50 dB at 28.5 to 35 GHz. The MPA MMIC has achieved an output power of 25.8 dBm at 19GHz and a linear gain of 15.0dB at 17 to 20 GHz. The small size HPA MMIC has delivered the output power of 31.5 dBm at 19GH z and a linear gain of 11.5 dB at 17 to 20 GHz. The high power PHEMT has delivered the output power of 31.0 dBm with a power added efficiency of 55.6 % and an associated gain of 9.2 dB at 18 GHz.
