The inspection of photomasks is very important for the production lines in the manufacturing of integrated circuits. A recently developed method of pattern comparison by one-dimensional optical Fourier transform is generalized and applied for the detection of defects in periodic structures. Experimental results prove the feasibility of the technique that offers a simple and real-time detection of defects.
