Low-power-consumption semiconductor memory and driving method thereof

A low-power semiconductor memory device and manufacturing method thereof, a driving method. The low power consumption of semiconductor memory includes a memory transistor and the control transistor, wherein said transistor includes a control input terminal and an output terminal, the control terminal of the output transistor body region of the storage transistor is connected; said control transistor is turned on when its input voltage is output to the load input of the memory transistor region of the body, such that the change in the potential of the memory transistor body region, the body region and the potential of the memory transistor for storing data flag. Low power consumption of the semiconductor memory of the present invention employs a vertical FET tunneling data write control memory operation, not only reduces the minimum turn-on voltage of the memory, but also improves the switching speed of the device; the same time, the body region by changing the potential of the memory transistor to store tag data, the smaller the parasitic capacitance of the body region reduces the requirement for a charging current when the data write operation, thus effectively reducing the power consumption of the device.
