Frequency-domain lifetime prediction methods for the PoP under wide-band random vibration loading

In this paper, several popular spectral methods for the fatigue life prediction, including the narrow-band approximated way (NB), the Wirsching–Light approximated way (WL), the single-moment method (SM), the Tovo–Benasciutti’s method (TB), the Zhao–Baker’s model method, and Dirlik’s approximate formula (DK) are selected to predicate the lifetime of the PoP under random vibration. A theoretical and experimental comparison between these selected spectral methods was studied to optimize the fatigue life prediction of the solder joints for PoP. Some of those methods are compared side-by-side for the first time. The aim of this paper is to find the most accurate method for the fatigue life prediction. It turned out that most spectral methods selected in this study are more accurate than the NB method, and the TB method was found to be the best method due to the minimal error in dealing with the vibration-fatigue estimation, but needs to carefully deal with the overestimation problems.
