A voltage generation circuit of a semiconductor memory device, a semiconductor memory device including the same and a voltage generating method of a semiconductor memory device are provided to maximize transmission characteristics of a transfer transistor in outputting a boosted voltage to the outside, by sufficiently increasing the voltage of a gate node of the transfer transistor by performing charge distribution of a boosting node and the gate node of the transfer transistor during multi-stage boosting operation. A multi boosting part(305) boosts a power supply voltage in multiple stages. A transfer transistor(M4) is formed between an output node and a final boosting node of the multi boosting part. A charge distribution part(310,320,330,380) is formed between the final boosting node and a gate node of the transfer transistor, and is enabled during at least a part of the multi-stage boosting period of the multi boosting part to distribute charges of the final boosting node and the gate node of the transfer transistor.
