A physical approach on SCOBIC investigation in VLSI

Abstract A backside failure analysis method is presented. Single contact optical beam-induced current (SCOBIC) is detailed with a failure analysis approach. Numeric simulations have been performed in order to improve understanding of the observed responses. Optimization of the detection as well as a case study are presented.
