Electrically-Injected VCSELs with a Composite Monolithic High Contrast Grating and Distributed Bragg Reflector Coupling Mirror

The first electrically-injected vertical-cavity surface-emitting lasers (VCSELs) with subwavelength monolithic high index contrast gratings (MHCGs) achieve continuous wave lasing up to 75°C. A 14 μm-diameter oxide-aperture 980 nm VCSEL with a composite distributed Bragg reflector-MHCG mirror exhibits two-peak modal emission from threshold to rollover.
