A 600W broadband three-way Doherty power amplifier for multi-standard wireless communications

This paper presents a high power broadband three-way Doherty power amplifier (3W-DPA) that consists of three CREE CGHV22200 GaN packaged transistors. To enhance the bandwidth, reduced impedance transformation ratios are employed for both the output matching and combining networks. Experimental results show the 3W-DPA delivers a 600W saturated output power with a drain efficiency higher than 35.5% at 9dB back-off power level across a broadband frequency range of 1.9GHz-2.2GHz measured with a 10% duty cycle pulse signal. When driven by a 10-MHz-LTE modulated signal with a 7.5dB peak to average power ratio (PAPR), the linearized DPA performs an average efficiency of better than 40% both at 1.92GHz and 2.025GHz with an ACLR of lower than -47dBc.
