Optical device models for SPICE simulation

SPICE models of commercial optical semiconductor devices were developed for analyzing electrical circuits that include such devices. The optical devices were characterized and modeled based on the large-signal analytical models, and were described by electrical equivalent-circuits. Temperature characteristics of the devices were considered in the models. The device parameters in the models were carefully selected so that the simulation with the modes well described the actual device characteristics regarding their temperature characteristics, frequency response, and transient response. The SPICE models were drawn using the electrical circuit symbols and constructed as a model library of SPICE simulators.
