Summary form only given. Optical time division multiplexing (OTDM) is a promising technology for future high speed transmission systems. Here, we describe a 1.55-/spl mu/m actively mode-locked laser and an optical multiplexer is monolithically integrated with electroabsorption (EA) modulators. These devices produce 100-GHz pulses as short as 3 ps and coding at a rate of 100 Gbit/s is possible.
