Analysis and measurement of carrier lifetimes in the various operating modes of power devices

Abstract The Shockley-Read-Hall recombination theory is used to derive the value of the lifetime in a device under various operating conditions. This theory is verified experimentally and methods are described for determining the various parameters of the model. For example of a thyristor structure it is then demonstrated how the different parameters influence the electrical behaviour of a device in various operating modes.
