Parallel computing of the space-dependent Boltzmann transport equation for gate current

A new parallel device simulator to calculate gate current of MOSFET’s by solving space-dependent Boltzmann Transport Equation (BTE) has been developed. Performance comparisons between a single processor and multiple processors were reported. It was found that the time for data communication between processors is very little. In summary, this new space-dependent BTE solver is appropriate for parallel simulations of deep sub-micron and nanometer devices to reduce the execution time significantly.
