DEVELOPMENT OF HIGH-EFFICIENCY MECHANICALLY STACKED GaInP/GaInAs-GaSb TRIPLE- JUNCTION CONCENTRATOR SOLAR CELLS

A mechanically stacked triple-junction cell is presented. The monolithic Ga0.35In0.65P/Ga0.83In0.17As top cell which is grown lattice mismatched to a GaAs substrate achieved an efficiency of 31.1 % at C=300 xAM1.5d. This is the highest reported efficiency for this dual-junction structure. The underlying GaSb photovoltaic cell adds 2.4 % therefore leading to an overall efficiency of 33.5 %. The further potential to achieve efficiencies higher than 35 % is discussed. Keywords: Multi-junction Solar Cell - 1: Concentrator Cell - 2: III-V Semiconductors - 3
