Photonic millimetre-wave emission at 300 GHz using an antenna-integrated uni-travelling-carrier photodiode

A photonic millimetre/sub-millimetre wave emitter integrating a uni-travelling-carrier photodiode and a planar log-periodic antenna was fabricated. The device exhibits a record maximum output power of 120 /spl mu/W with good linearity at 300 GHz.
