15 Gbit/s pin/HBT optoelectronic integrated photoreceiver module realised using MOVPE material

For the first time, a fibre-pigtailed OEIC module, composed of a pin photodetector and an InP/InGaAs HBT-based amplifier, has been operated at speeds up to 15 Gbit/s, with a measured sensitivity of -17.3 dBm at a bit error rate of 10/sup 9/. MOVPE growth is demonstrated to be suitable for high performance HBT-based OEICs.
