Abstract This paper deals with the theory of Phase 1 of the ramp recovery, i.e. with the period which elapses between the application of the current ramp and the time when the reverse current reaches its reverse peak IRR. Analytical expressions are derived which give the relation between IRR/IF and tr/τ, where IF is the forward current, tr the duration of Phase 1 and τ the lifetime. Using these expressions it is possible to calculate τ from measurements of IRR/IF, at a given value of the ramp rate, when knowing the diode base width. Equations are also given for the fraction of the initial base charge which is to be found in the base at the end of Phase 1.
