AlGaAs/GaAs Lateral Current Injection (LCI)-MQW Laser Using Impurity-Induced Disordering

A lateral current injection (LCI) multi-quantum well (MQW) laser, which is a new planar BH laser, has been developed using impurity-induced disordering in a AlGaAs/GaAs MQW structure. It has been demonstrated that the LCI laser exhibits not only a fundamental transversal mode oscillation with a threshold current of 27 mA (pulse) but also an extremely low capacitance of 0.6pF at zero bias voltage, both at room temperature.
